The present invention provides a method for growing carbon nano transistor array on the metal base, and siad method includes the following steps: providing a metal base, depositing a layer of silicon transistion layer on the surface of the metal base, depositing catalyst on said silicon layer surface, introducing carbon source gas to make reaction so as to grow out the carbon nano transistor array. |
